Study Maps Process Impacts on Hafnium Zirconium Oxide Ferroelectric Performance

Annealing temperature exerts the most significant influence on the polarization intensity of hafnium zirconium oxide ferroelectric capacitors, exhibiting a sensitivity of 0.103 μC cm−2 °C−1 across the 400 to 550 °C range. According to a study published in the Journal of Materials Science, statistical analysis reveals that while thermal budget dominates polarization, the coercive field responds most sensitively to ferroelectric thickness, demonstrating a sensitivity of 0.125 MV cm−1 nm−1.

The research systematically examined the coupled effects of four primary processing parameters: annealing temperature, top electrode area, ferroelectric thickness, and top electrode material. By evaluating these factors simultaneously, the authors investigated their precise impacts on both remanent polarization and coercive field, establishing a quantitative mapping between fabrication conditions and resulting electrical characteristics.

The investigation addresses an existing gap in device engineering, where prior studies predominantly focused on tuning capacitor behavior through individual process variables in isolation. By conducting a comprehensive statistical analysis, the researchers quantified both the adjustable range and the specific sensitivity of each parameter, identifying the relative importance of competing fabrication variables.

Hafnium oxide-based ferroelectrics represent promising candidates for next-generation non-volatile memories and neuromorphic computing systems due to their compatibility with CMOS technology and physical scalability. The established parameter mapping offers a practical reference for the targeted design and optimization of ferroelectric devices in low-power, high-reliability memory and computing architectures.
